250-6000MHz Integrated Multi-Channel VCO and GaN Power Amplifier
This 6-in-1 integrated RF power amplifier module consists of 6 independent PA channels and 24 supporting VCO sweep signal sources, covering 250MHz to 6000MHz across four frequency bands: 0.25–1GHz, 0.5–2GHz, 1–3GHz and 3–6GHz. Each channel delivers output power ≥47dBm with 50dB power gain and ±4dB band flatness for CW operation, featuring 25% power added efficiency. The module adopts unified +27V DC power supply with M4 feedthrough capacitors. It achieves second & third harmonic rejection ≤-10dBc and spurious rejection ≤-60dBc, with input VSWR of 2:1. The VCOs generate triangular wave sweep signals with sweep period ≤8μs. With overall dimensions of 660×190×80mm, it operates at substrate temperature -40℃~+75℃ and stores at -55℃~+85℃. Featuring compact multi-channel integrated design, it is widely deployed in wideband RF jamming and electromagnetic countermeasure equipment.
